Inhomogeneous Schottky barriers study by Silvaco-TCAD

We performed simulations of the current transport and potential distribution associated with Schottky barrier height (SBH). We demonstrate that the current is strongly influenced by the presence of barrier height inhomogeneity. Using the thermionic emission TE, we show that the regions of low SBH typically pinch-off. We observe the influence of low-SBH patch characteristics on the potential distribution, dependence on substrate doping, temperature and bias. For the simulation, Silvaco-TCAD Software was used.
